Einrichung zur Vakuummessung
Die Erfindung betrifft eine Einrichtung zur Vakuummessung mit Hilfe von zwei verschiedenen Vakuummeeprinzipien.
Bei vielen Vakuumverfahren wird ein sehr grösser Druckbe¬reich überstrichen. Dieser Druckbereich kann so gross sein, daß zu seiner Messung häufig zwei oder drei verschiedene Messprinzipien angewendet werden müssen. Aus diesen Gründen sind an typischen Vakuumsystemen mehrere Messfühler ange¬schlossen, die von jeweilseinem eigenen Messgerät oder auch von Kombinationsgeräten versorgt werden. Die gebräuchlichen Vakuummessprinzipien erlauben es im allgemeinen aber nicht, in einem Messsystem mehrere Messprinzipien einzubauen, weil eine gegenseitige Beeinflussung der verschiedenen Messprinzipien nicht auszuschließen ist.
Der Erfindung liegt die Aufgabe zugrunde, eine Einrichtung zur Vakuummessung mit Hilfe von zwei verschiedenen Vakuum¬messprinzipien zu schaffen, mit dem ein Druckbereich von ca. Atmosphärendruck bis zu 10-3 Torr in einfacher, übersicht¬licher und störungsfreier Weise erfaßt werden kann.
Die erfindungsgemäß Lösung dieser Aufgabe besteht darin, daß ein Wärmeleitungsvakuummeter mit einem Anöroidvakuummeter kombiniert ist und daß die zu diesen Vakuummeter gehdrenden

Messwertaufnehmer innerhalb einer Messgröhre untergebracht sind. Eine in dieser Weise ausgebildete Kombination erlaubt es, Drücke in einem Druckbereich von 1000 Torr bis 10-3 Torr zu messen, und zwar ohne Gefahr einer gegenseitigen Beeinflussung der Messwertaufnehmer. Dabei wird vom Wärme¬leitungsvakuummeter ein Druckbereich unterhalb einiger
- Torr und vom Anöroidvakuummeter der Druckbereich oberhalb einiger Torr erfällt.
Der Messwertaufnehmer für das Anöroidvakuummeter besteht vor¬zugsweise aus einer an sich bekannten Silizium-Membrandose in Mikrobauweise. Der wesentliche Vorteil dieser Maßnahme besteht darin, daß die Messröhre nicht grösser zu sein
braucht als bei einem normalen Wärmeleitungsmanometer, obwohl beide Messwertaufnehmer ohne gegenseitige Beeinflussung darin untergebracht sind.
Bei einer weiteren vorteilhaften Ausbildung ist die Silizium-Membrandose innerhalb eines Gehäuses mit einer von einem Zuführungsröhrchen gebildeten Öffnung untergebracht und in dem Zufahrungsröhrchen befindet sich ein Filtere z.B. ein Sinterkörper. Auf diese Weise ist die Silizium-Membrandose vor Verunreinigungen geschützt. Eine derartige, die Gas¬strömung an sich behindernde Schutzreinrichtung ist hier möglich, weil der Messbereich dieser Messtelle, auf den Bereich oberhalb einiger Torr beschränkt bleibt, in dem (lev Strömungswiderstand der Schutzeinrichtung die Druckmessung noch nicht beeinflußt.
Die Versorgung der beiden Messwertaufnehmer mit der notwendigen elektrischen Spannung kann vorzugsweise durch nur ein Gerät erfolgen. Auch zur Anzeige der Druckwerte braucht nur ein Anzeigeierät mit vorzugsweise zwei verschiedenen Skalen vorgesehen sein, wobei die Umschaltung von dem einen auf das andere Messprinzip bzw. von dem einen auf den anderen Skalenbereich per Hand oder automatisch erfolgen kann. Diese Maßnahmen ermöglichen einen kompakten Aufbau ohne - im Ver¬gleich zu zwei unabhängigen Versorgungs- und Anzeigeräten - besonderen Aufwand.

Einzelheiten der Erfindung sollen anhand eines in der
Figur dargestellten Ausführungsbeispieles erlâutert werden.
In der Figur sind eine Messrühre 1 mit dem Anschlüßflansch 2 und das zugehörige Versorgungsgerät 3 dargestellt. Inner¬halb der Messröhre 1 befindet sich der Heizfaden_4 für das Wärmeleitungsmanometer und die Silizium-Membrandose 5 Mi'. das Anöroidvakuummeter. Die Membrandose ist innerhalb des Gehäuses 6 mit dem Zuführungsröhrchen 7 untergebracht. Innerhalb des Zuführungsröhrchen ist ein Filter 8, z.B. ein Sinterkörper oder dgl.,zum Schutz der Membrandose gegen Verunreinigungen angeordnet.
Die Membrandose 5 besteht in an sich bekannter Weise als zwei
Siliziumscheiben 9 und 10, von denen eine an ihrer Innen
seite eine Ausnehmung 11 aufweist. Der dadurch gebildete Hohlraum ist evakuiert, so daß die Siliziumscheibe 10 mit der Ausnehmung 11 bei äußeren Druckschwankungen gering¬fügige Bewegungen ausführt. Diese druckabhängigen Bewegungen verändern die Leiteigenschaften des Siliziums, die zur Bildung des Messwertes herangezogen werden.
Die Versorgung der Messwertaufnehmer(Heizdraht 4 und Membrandose 5) erfolgt über die Zuführungsleitungen 12, die verdicht in die Messröhre 1 eingeführt sind. Die not¬wendigen Spannungen zur Versorgung der Messwertaufnehmer wer¬den im Gerät 3 erzeugt, welches auch mit dem Anzeigeinstru¬ment 13 versehen ist. Um sowohl den vom Wärmeleitungsvakuumeter als auch vom Anöroidvakuummeter bestrichenen Druckbereich zu erfassen(List das Anzeigeinstrutent 13 zwei verschie¬dene Skalen auf, und zwar eine erste für den Druckbereich 760 bis 10 Torr - also dem vom Anöroidvakuummeter erfaßten Druckbereich - und eine zweite fürden Druckbereich von 10 bis 10-3 Torr - also den vom Wärmeleitungsvakuummeter erfaßten Druckbereich. Die Umschaltung kann entweder von Hand durch den

ANSPRÜCHE
1. Einrichtung zur Vakuummessung mit Hilfe von zwei ver-schiedenen Vakuummeeprinzipien, dadurch gekennzeichnet, daß ein Wärmeleitungsvakuummeter mit einem Anöroid-vakuummeter kombiniert ist und daß die zu diesen Vakuum-metern gehörenden Messwertaufnehmer (4,5) innerhalb einer Messröhre (1) untergebracht sind.
2. Einrichtung nach Anspruch 1, dadurch gekennzeichnet, daß der Messwertaufnehmer des Anöroidvakuummeters aus einer an sich bekannten Silizium-Membrandose (5) in Mikrobau¬weise besteht.
3. Einrichtung nach Anspruch 2, dadurch gekennzeichnet, daß die Silizium-Membrandose (5) in einem Gehäuse mit einer von einem Zuführungsröhrchen (7) gebildeten Öffnung untergebracht ist.
4. Einrichtung nach Anspruch 3, dadurch gekennzeichnet,daß im Zuführungsröhrchen (7) ein Filter (z.B. Sinterkörper 8) angeordnet ist,
5. Einrichtung nach einem der vorhergehenden Ansprüche, dadurch gekennzeichnet, daß zur elektrischen Versorgung der Messwertaufnehmer (4,5) nur ein Gerät (3) vorgesehen ist.

Device for Vacuum Measurement
The invention relates to a device for vacuum measurement using two different vacuum principles.
With many vacuum methods, a very large pressure range is covered. This pressure range may be so large that often two or three different measuring principles must be used to measure it. For these reasons, several measuring sensors are attached to the typical vacuum system, which are each provided with their own measuring apparatus or also with a combination of apparatuses. However, the customary vacuum principles generally prevent incorporating several measuring principles in one measuring system, because a mutually exclusive effect of the different measuring principles cannot be excluded.
The invention is based on the task of creating a device for vacuum measurement using two different vacuum measuring principles with which a pressure range of an approximate atmospheric pressure up to 10-3 torr can be covered in a simple, clear and trouble-free manner.
The solution to this task according to the invention comprises combining a heat conduction vacuum gauge with an aneroid vacuum gauge in which the measuring transducer pertaining to this vacuum gauge is housed in a burette. A combination designed in this manner makes it possible to measures pressures in a pressure range of 1000 torr up to 10-3 torr, and, in fact, without danger of a mutually exclusive

effect from the measuring transducer. At the same time, a pressure range below several torr is covered by the heat conduction vacuum gauge and the pressure range above several torr is covered by the aneroid vacuum gauge.
The measuring transducer for the aneroid vacuum gauge preferably comprises a known silicon pressure capsule with a micro construction design. The essential advantage of this method is that the burette need not be larger than that used for a standard heat conduction pressure gauge, although both measuring transducers are housed therein without a mutually exclusive effect.
With another advantageous embodiment, the silicon pressure capsule is placed in a housing with an opening formed by a small feeding tube and a filter, e.g., a sintered compact, is placed in the small feeding tube. This serves to protect the silicon pressure capsule from contamination. Such a protective device for obstructing the gas flow is possible in this case because the measuring range of this measuring point remains restricted to the range above several torr, in which the flow resistance of the protective device has not yet affected the pressure measurement.
The necessary electrical voltage for the two measuring transducers can be supplied advantageously through one device. In addition, in order to indicate the pressure value, only one indicating apparatus with preferably two different scales is envisaged, whereby the switching from one measuring principle to another and from one scale range to another may take place manually or automatically. These measures allow a compact construction without the extra cost incurred by the provision of two separate power supply and indicating apparatuses.

Details of the invention are shown in the figure of the illustrated embodiment.
The figure shows a burette 1 with the connecting flange 2 and the appropriate power supply unit 3. The heater 4 for the heat conduction pressure gauge and the silicon pressure capsule 5 are located inside the burette 1. The silicon pressure capsule is placed inside the housing 6 with the small feed tube 7. A filter 8, e.g., a sintered compact or similar, is arranged within the small feed tube to protect the pressure capsule from contamination.
In a known manner, the silicon pressure capsule 5 is composed of two silicon wafers 9
and 10, one of which has an inner recess 11. The cavity formed thereby is evacuated so that the silicon wafer 10 with its recess 11 can execute small movements during external pressure fluctuations. These pressure-dependent movements change the conductive characteristics of the silicon, which are used for the generation of the measuring value.
The power supply of the measuring transducers (heating filament 4 and the pressure capsule 5) is carried via the power supply lines 12, which are inserted vacuum-sealed into the burette. The necessary voltage to power the measuring transducers is generated in the apparatus 3, which is also provided with the indicating instrument 13. In order to include both the pressure range covered by the heat conduction vacuum gauge and the pressure range covered by the aneroid vacuum gauge, the indicating instrument 13 has two different scales, i.e., an initial one for the pressure range 760 to 10 torr — thus the pressure range covered by the aneroid vacuum gauge — and a second one for the pressure range of 10 to 10-3 torr — thus the pressure range covered by the heat conduction vacuum gauge. 5. Connecting device according to one of the Claims 3 and 4, characterized in that a washer (6) is interjected between the said clamp and the primary sheath duct (A), which is locked between it and the said flange (2) due to this fact.
6. Connecting device according to Claim 5, characterized in that complementary conformed impressions (hollow and raised) (7) and (7A) are realized on the washer (6A) and on the flange (2).
7. Connecting device according to Claim 6, characterized in that the impressions (7A) of the flange (2) are realized on seal (8) fastened to the flange.
8. Connecting device according to one of the Claims 5 to 7, characterized in that the washer (6) indicates an internal circular flange (9) located in a circular groove (10) of the rigid tubular piece (1).

Einrichung zur Vakuummessung
Die Erfindung betrifft eine Einrichtung zur Vakuummessung mit Hilfe von zwei verschiedenen Vakuummeeprinzipien.
Bei vielen Vakuumverfahren wird ein sehr grösser Druckbe¬reich überstrichen. Dieser Druckbereich kann so gross sein, daß zu seiner Messung häufig zwei oder drei verschiedene Messprinzipien angewendet werden müssen. Aus diesen Gründen sind an typischen Vakuumsystemen mehrere Messfühler ange¬schlossen, die von jeweilseinem eigenen Messgerät oder auch von Kombinationsgeräten versorgt werden. Die gebräuchlichen Vakuummessprinzipien erlauben es im allgemeinen aber nicht, in einem Messsystem mehrere Messprinzipien einzubauen, weil eine gegenseitige Beeinflussung der verschiedenen Messprinzipien nicht auszuschließen ist.
Der Erfindung liegt die Aufgabe zugrunde, eine Einrichtung zur Vakuummessung mit Hilfe von zwei verschiedenen Vakuum¬messprinzipien zu schaffen, mit dem ein Druckbereich von ca. Atmosphärendruck bis zu 10-3 Torr in einfacher, übersicht¬licher und störungsfreier Weise erfaßt werden kann.
Die erfindungsgemäß Lösung dieser Aufgabe besteht darin, daß ein Wärmeleitungsvakuummeter mit einem Anöroidvakuummeter kombiniert ist und daß die zu diesen Vakuummeter gehdrenden

Messwertaufnehmer innerhalb einer Messgröhre untergebracht sind. Eine in dieser Weise ausgebildete Kombination erlaubt es, Drücke in einem Druckbereich von 1000 Torr bis 10-3 Torr zu messen, und zwar ohne Gefahr einer gegenseitigen Beeinflussung der Messwertaufnehmer. Dabei wird vom Wärme¬leitungsvakuummeter ein Druckbereich unterhalb einiger
- Torr und vom Anöroidvakuummeter der Druckbereich oberhalb einiger Torr erfällt.
Der Messwertaufnehmer für das Anöroidvakuummeter besteht vor¬zugsweise aus einer an sich bekannten Silizium-Membrandose in Mikrobauweise. Der wesentliche Vorteil dieser Maßnahme besteht darin, daß die Messröhre nicht grösser zu sein
braucht als bei einem normalen Wärmeleitungsmanometer, obwohl beide Messwertaufnehmer ohne gegenseitige Beeinflussung darin untergebracht sind.
Bei einer weiteren vorteilhaften Ausbildung ist die Silizium-Membrandose innerhalb eines Gehäuses mit einer von einem Zuführungsröhrchen gebildeten Öffnung untergebracht und in dem Zufahrungsröhrchen befindet sich ein Filtere z.B. ein Sinterkörper. Auf diese Weise ist die Silizium-Membrandose vor Verunreinigungen geschützt. Eine derartige, die Gas¬strömung an sich behindernde Schutzreinrichtung ist hier möglich, weil der Messbereich dieser Messtelle, auf den Bereich oberhalb einiger Torr beschränkt bleibt, in dem (lev Strömungswiderstand der Schutzeinrichtung die Druckmessung noch nicht beeinflußt.
Die Versorgung der beiden Messwertaufnehmer mit der notwendigen elektrischen Spannung kann vorzugsweise durch nur ein Gerät erfolgen. Auch zur Anzeige der Druckwerte braucht nur ein Anzeigeierät mit vorzugsweise zwei verschiedenen Skalen vorgesehen sein, wobei die Umschaltung von dem einen auf das andere Messprinzip bzw. von dem einen auf den anderen Skalenbereich per Hand oder automatisch erfolgen kann. Diese Maßnahmen ermöglichen einen kompakten Aufbau ohne - im Ver¬gleich zu zwei unabhängigen Versorgungs- und Anzeigeräten - besonderen Aufwand.

Einzelheiten der Erfindung sollen anhand eines in der
Figur dargestellten Ausführungsbeispieles erlâutert werden.
In der Figur sind eine Messrühre 1 mit dem Anschlüßflansch 2 und das zugehörige Versorgungsgerät 3 dargestellt. Inner¬halb der Messröhre 1 befindet sich der Heizfaden_4 für das Wärmeleitungsmanometer und die Silizium-Membrandose 5 Mi'. das Anöroidvakuummeter. Die Membrandose ist innerhalb des Gehäuses 6 mit dem Zuführungsröhrchen 7 untergebracht. Innerhalb des Zuführungsröhrchen ist ein Filter 8, z.B. ein Sinterkörper oder dgl.,zum Schutz der Membrandose gegen Verunreinigungen angeordnet.
Die Membrandose 5 besteht in an sich bekannter Weise als zwei
Siliziumscheiben 9 und 10, von denen eine an ihrer Innen
seite eine Ausnehmung 11 aufweist. Der dadurch gebildete Hohlraum ist evakuiert, so daß die Siliziumscheibe 10 mit der Ausnehmung 11 bei äußeren Druckschwankungen gering¬fügige Bewegungen ausführt. Diese druckabhängigen Bewegungen verändern die Leiteigenschaften des Siliziums, die zur Bildung des Messwertes herangezogen werden.
Die Versorgung der Messwertaufnehmer(Heizdraht 4 und Membrandose 5) erfolgt über die Zuführungsleitungen 12, die verdicht in die Messröhre 1 eingeführt sind. Die not¬wendigen Spannungen zur Versorgung der Messwertaufnehmer wer¬den im Gerät 3 erzeugt, welches auch mit dem Anzeigeinstru¬ment 13 versehen ist. Um sowohl den vom Wärmeleitungsvakuumeter als auch vom Anöroidvakuummeter bestrichenen Druckbereich zu erfassen(List das Anzeigeinstrutent 13 zwei verschie¬dene Skalen auf, und zwar eine erste für den Druckbereich 760 bis 10 Torr - also dem vom Anöroidvakuummeter erfaßten Druckbereich - und eine zweite fürden Druckbereich von 10 bis 10-3 Torr - also den vom Wärmeleitungsvakuummeter erfaßten Druckbereich. Die Umschaltung kann entweder von Hand durch den

ANSPRÜCHE
1. Einrichtung zur Vakuummessung mit Hilfe von zwei ver-schiedenen Vakuummeeprinzipien, dadurch gekennzeichnet, daß ein Wärmeleitungsvakuummeter mit einem Anöroid-vakuummeter kombiniert ist und daß die zu diesen Vakuum-metern gehörenden Messwertaufnehmer (4,5) innerhalb einer Messröhre (1) untergebracht sind.
2. Einrichtung nach Anspruch 1, dadurch gekennzeichnet, daß der Messwertaufnehmer des Anöroidvakuummeters aus einer an sich bekannten Silizium-Membrandose (5) in Mikrobau¬weise besteht.
3. Einrichtung nach Anspruch 2, dadurch gekennzeichnet, daß die Silizium-Membrandose (5) in einem Gehäuse mit einer von einem Zuführungsröhrchen (7) gebildeten Öffnung untergebracht ist.
4. Einrichtung nach Anspruch 3, dadurch gekennzeichnet,daß im Zuführungsröhrchen (7) ein Filter (z.B. Sinterkörper 8) angeordnet ist,
5. Einrichtung nach einem der vorhergehenden Ansprüche, dadurch gekennzeichnet, daß zur elektrischen Versorgung der Messwertaufnehmer (4,5) nur ein Gerät (3) vorgesehen ist.
6. Einrichtung nach Anspruch 5, dadurch gekennzeichnet, daß
das Gerät nur ein Anzeigeinstrument (13) mit zwei Druck
bereichen aufweist.

Device for Vacuum Measurement
The invention relates to a device for vacuum measurement using two different vacuum principles.
With many vacuum methods, a very large pressure range is covered. This pressure range may be so large that often two or three different measuring principles must be used to measure it. For these reasons, several measuring sensors are attached to the typical vacuum system, which are each provided with their own measuring apparatus or also with a combination of apparatuses. However, the customary vacuum principles generally prevent incorporating several measuring principles in one measuring system, because a mutually exclusive effect of the different measuring principles cannot be excluded.
The invention is based on the task of creating a device for vacuum measurement using two different vacuum measuring principles with which a pressure range of an approximate atmospheric pressure up to 10-3 torr can be covered in a simple, clear and trouble-free manner.
The solution to this task according to the invention comprises combining a heat conduction vacuum gauge with an aneroid vacuum gauge in which the measuring transducer pertaining to this vacuum gauge is housed in a burette. A combination designed in this manner makes it possible to measures pressures in a pressure range of 1000 torr up to 10-3 torr, and, in fact, without danger of a mutually exclusive
effect from the measuring transducer. At the same time, a pressure range below several torr is covered by the heat conduction vacuum gauge and the pressure range above several torr is covered by the aneroid vacuum gauge.
The measuring transducer for the aneroid vacuum gauge preferably comprises a known silicon pressure capsule with a micro construction design. The essential advantage of this method is that the burette need not be larger than that used for a standard heat conduction pressure gauge, although both measuring transducers are housed therein without a mutually exclusive effect.

With another advantageous embodiment, the silicon pressure capsule is placed in a housing with an opening formed by a small feeding tube and a filter, e.g., a sintered compact, is placed in the small feeding tube. This serves to protect the silicon pressure capsule from contamination. Such a protective device for obstructing the gas flow is possible in this case because the measuring range of this measuring point remains restricted to the range above several torr, in which the flow resistance of the protective device has not yet affected the pressure measurement.
The necessary electrical voltage for the two measuring transducers can be supplied advantageously through one device. In addition, in order to indicate the pressure value, only one indicating apparatus with preferably two different scales is envisaged, whereby the switching from one measuring principle to another and from one scale range to another may take place manually or automatically. These measures allow a compact construction without the extra cost incurred by the provision of two separate power supply and indicating apparatuses.

Details of the invention are shown in the figure of the illustrated embodiment.
The figure shows a burette 1 with the connecting flange 2 and the appropriate power supply unit 3. The heater 4 for the heat conduction pressure gauge and the silicon pressure capsule 5 are located inside the burette 1. The silicon pressure capsule is placed inside the housing 6 with the small feed tube 7. A filter 8, e.g., a sintered compact or similar, is arranged within the small feed tube to protect the pressure capsule from contamination.
In a known manner, the silicon pressure capsule 5 is composed of two silicon wafers 9
and 10, one of which has an inner recess 11. The cavity formed thereby is evacuated so that the silicon wafer 10 with its recess 11 can execute small movements during external pressure fluctuations. These pressure-dependent movements change the conductive characteristics of the silicon, which are used for the generation of the measuring value.
The power supply of the measuring transducers (heating filament 4 and the pressure capsule 5) is carried via the power supply lines 12, which are inserted vacuum-sealed into the burette. The necessary voltage to power the measuring transducers is generated in the apparatus 3, which is also provided with the indicating instrument 13. In order to include both the pressure range covered by the heat conduction vacuum gauge and the pressure range covered by the aneroid vacuum gauge, the indicating instrument 13 has two different scales, i.e., an initial one for the pressure range 760 to 10 torr — thus the pressure range covered by the aneroid vacuum gauge — and a second one for the pressure range of 10 to 10-3 torr — thus the pressure range covered by the heat conduction vacuum gauge. 1. Device for vacuum measurement using two different vacuum measuring principles, characterized in that a heat conduction vacuum gauge is combined with an aneroid vacuum gauge and that the measuring
transducers (4, 5) pertaining to these vacuum gauges are placed inside a burette (1).
2. Device according to Claim 1, characterized in that the measuring transducer of the aneroid vacuum gauge comprises a known silicon pressure capsule (5) with a micro design.
3. Device according to Claim 2, characterized in that the silicon pressure capsule (5) is placed in a housing with an opening formed by means of a small feed tube (7).
4. Device according to Claim 3, characterized in that a filter (e.g. a sintered compact 8) is arranged in the small feed tube (7).
5. Device according to one of the preceding claims, characterized in that the measuring transducers (4,5) are provided with only one apparatus (3) for the supply of electric power.
6. Device according to Claim 5, characterized in that the apparatus (3) has only one indicating instrument (13) with two pressure ranges.
7. Device according to Claim 6, characterized in that the switching from one range to another can be done manually or automatically.
